Efficient magnetic switching in a correlated spin glass.

ABSTRACT: The interplay between spin-orbit interaction and magnetic order is one of the most active research fields in condensed matter physics and drives the search for materials with novel, and tunable, magnetic and spin properties. Here we report on a variety of unique and unexpected observations in thin multiferroic Ge_1-xMn_xTe films. The ferrimagnetic order parameter in this ferroelectric semiconductor is found to switch direction under magnetostochastic resonance with current pulses many orders of magnitude lower as for typical spin-orbit torque systems. Upon a switching event, the magnetic order spreads coherently and collectively over macroscopic distances through a correlated spin-glass state. Utilizing these observations, we apply a novel methodology to controllably harness this stochastic magnetization dynamics.

Efficient perpendicular magnetization switching by a magnetic spin Hall effect in a noncollinear antiferromagnet.

Project description:Current induced spin-orbit torques driven by the conventional spin Hall effect are widely used to manipulate the magnetization. This approach, however, is nondeterministic and inefficient for the switching of magnets with perpendicular magnetic anisotropy that are demanded by the high-density magnetic storage and memory devices. Here, we demonstrate that this limitation can be overcome by exploiting a magnetic spin Hall effect in noncollinear antiferromagnets, such as Mn3Sn. The magnetic group symmetry of Mn3Sn allows generation of the out-of-plane spin current carrying spin polarization collinear to its direction induced by an in-plane charge current. This spin current drives an out-of-plane anti-damping torque providing the deterministic switching of the perpendicular magnetization of an adjacent Ni/Co multilayer. Due to being odd with respect to time reversal symmetry, the observed magnetic spin Hall effect and the resulting spin-orbit torque can be reversed with reversal of the antiferromagnetic order. Contrary to the conventional spin-orbit torque devices, the demonstrated magnetization switching does not need an external magnetic field and requires much lower current density which is useful for low-power spintronics.

Spin glass behavior and magnetic boson peak in a structural glass of a magnetic ionic liquid.

Project description:Glassy magnetic behavior has been observed in a wide range of crystalline magnetic materials called spin glass. Here, we report spin glass behavior in a structural glass of a magnetic ionic liquid, C4mimFeCl4. Magnetization measurements demonstrate that an antiferromagnetic ordering occurs at TN = 2.3 K in the crystalline state, while a spin glass transition occurs at TSG = 0.4 K in the structural glass state. In addition, localized magnetic excitations were found in the spin glass state by inelastic neutron scattering, in contrast to spin-wave excitations in the ordered phase of the crystalline sample. The localized excitation was scaled by the Bose population factor below TSG and gradually disappeared above TSG. This feature is highly reminiscent of boson peaks commonly observed in structural glasses. We suggest the "magnetic" boson peak to be one of the inherent dynamics of a spin glass state.

Antiferromagnetic switching driven by the collective dynamics of a coexisting spin glass.

Project description:The theory behind the electrical switching of antiferromagnets is premised on the existence of a well-defined broken symmetry state that can be rotated to encode information. A spin glass is, in many ways, the antithesis of this state, characterized by an ergodic landscape of nearly degenerate magnetic configurations, choosing to freeze into a distribution of these in a manner that is seemingly bereft of information. Here, we show that the coexistence of spin glass and antiferromagnetic order allows a novel mechanism to facilitate the switching of the antiferromagnet Fe1/3 + δNbS2, rooted in the electrically stimulated collective winding of the spin glass. The local texture of the spin glass opens an anisotropic channel of interaction that can be used to rotate the equilibrium orientation of the antiferromagnetic state. Manipulating antiferromagnetic spin textures using a spin glass' collective dynamics opens the field of antiferromagnetic spintronics to new material platforms with complex magnetic textures.

Giant thermal spin-torque-assisted magnetic tunnel junction switching.

Project description:Spin-polarized charge currents induce magnetic tunnel junction (MTJ) switching by virtue of spin-transfer torque (STT). Recently, by taking advantage of the spin-dependent thermoelectric properties of magnetic materials, novel means of generating spin currents from temperature gradients, and their associated thermal-spin torques (TSTs), have been proposed, but so far these TSTs have not been large enough to influence MTJ switching. Here we demonstrate significant TSTs in MTJs by generating large temperature gradients across ultrathin MgO tunnel barriers that considerably affect the switching fields of the MTJ. We attribute the origin of the TST to an asymmetry of the tunneling conductance across the zero-bias voltage of the MTJ. Remarkably, we estimate through magneto-Seebeck voltage measurements that the charge currents that would be generated due to the temperature gradient would give rise to STT that is a thousand times too small to account for the changes in switching fields that we observe.

Impact of Spin-Orbit Torque on Spin-Transfer Torque Switching in Magnetic Tunnel Junctions.

Project description:The paper presents our simulated results showing the substantial improvement of both switching speed and energy consumption in a perpendicular magnetic tunnel junction (p-MTJ), a core unit of Spin-Transfer-Torque Magnetic Random Access Memory (STT-MRAM), by the help of additional Spin-Orbit-Torque (SOT) write pulse current (WPSOT). An STT-SOT hybrid torque module for OOMMF simulation is implemented to investigate the switching behavior of a 20 nm cell in the p-MTJ. We found that the assistance of WPSOT to STT write pulse current (WPSTT) have a huge influence on the switching behavior of the free layer in the p-MTJ. For example, we could dramatically reduce the switching time (tSW) by 80% and thereby reduce the write energy over 70% as compared to those in the absence of the WPSOT. Even a very tiny amplitude of WPSOT (JSOT of the order of 102 A/m2) substantially assists to reduce the critical current density for switching of the free layer and thereby decreases the energy consumption as well. It is worth to be pointed out that the energy can be saved further by tuning the WPSOT parameters, i.e., amplitude and duration along at the threshold WPSTT. Our findings show that the proposed STT-SOT hybrid switching scheme has a great impact on the MRAM technology seeking the high speed and low energy consumption.

Spin-orbit torque-assisted switching in magnetic insulator thin films with perpendicular magnetic anisotropy.

Project description:As an in-plane charge current flows in a heavy metal film with spin-orbit coupling, it produces a torque on and thereby switches the magnetization in a neighbouring ferromagnetic metal film. Such spin-orbit torque (SOT)-induced switching has been studied extensively in recent years and has shown higher efficiency than switching using conventional spin-transfer torque. Here we report the SOT-assisted switching in heavy metal/magnetic insulator systems. The experiments used a Pt/BaFe12O19 bilayer where the BaFe12O19 layer exhibits perpendicular magnetic anisotropy. As a charge current is passed through the Pt film, it produces a SOT that can control the up and down states of the remnant magnetization in the BaFe12O19 film when the film is magnetized by an in-plane magnetic field. It can reduce or increase the switching field of the BaFe12O19 film by as much as about 500 Oe when the film is switched with an out-of-plane field.

Strong magnetic frustration and anti-site disorder causing spin-glass behavior in honeycomb Li2RhO3.

Project description:With large spin-orbit coupling, the electron configuration in d-metal oxides is prone to highly anisotropic exchange interactions and exotic magnetic properties. In 5d(5) iridates, given the existing variety of crystal structures, the magnetic anisotropy can be tuned from antisymmetric to symmetric Kitaev-type, with interaction strengths that outsize the isotropic terms. By many-body electronic-structure calculations we here address the nature of the magnetic exchange and the intriguing spin-glass behavior of Li2RhO3, a 4d(5) honeycomb oxide. For pristine crystals without Rh-Li site inversion, we predict a dimerized ground state as in the isostructural 5d(5) iridate Li2IrO3, with triplet spin dimers effectively placed on a frustrated triangular lattice. With Rh-Li anti-site disorder, we explain the observed spin-glass phase as a superposition of different, nearly degenerate symmetry-broken configurations.

Critical switching current density of magnetic tunnel junction with shape perpendicular magnetic anisotropy through the combination of spin-transfer and spin-orbit torques.

Project description:Recently, magnetic tunnel junctions (MTJs) with shape perpendicular magnetic anisotropy (S-PMA) have been studied extensively because they ensure high thermal stability at junctions smaller than 20 nm. Furthermore, spin-transfer torque (STT) and spin-orbit torque (SOT) hybrid switching, which guarantees fast magnetization switching and deterministic switching, has recently been achieved in experiments. In this study, the critical switching current density of the MTJ with S-PMA through the interplay of STT and SOT was investigated using theoretical and numerical methods. As the current density inducing SOT ([Formula: see text]) increases, the critical switching current density inducing STT ([Formula: see text]) decreases. Furthermore, for a given [Formula: see text], [Formula: see text] increases with increasing thickness, whereas [Formula: see text] decreases as the diameter increases. Moreover, [Formula: see text] in the plane of thickness and spin-orbit field-like torque ([Formula: see text]) was investigated for a fixed [Formula: see text] and diameter. Although [Formula: see text] decreases with increasing [Formula: see text], [Formula: see text] slowly increases with increasing thickness and increasing [Formula: see text]. The power consumption was investigated as a function of thickness and diameter at the critical switching current density. Experimental confirmation of these results using existing experimental techniques is anticipated.

Spin vacuum switching.

Project description:Ultrafast control over the magnetic orientation of matter represents a vital element of potential future spin-based electronics ("spintronics"). While physical mechanisms underpinning spin switching are established for picosecond time scales, we here present a physical route to magnetization toggle control, i.e., multiple switching events, at <100 femtoseconds. A minority spin current injected into a ferromagnet is shown to generate rapid depopulation of the minority channel below the ground-state Fermi level, creating a minority "spin vacuum" that then drives rapid charge redistribution from the majority channel and spin switching. We demonstrate that this mechanism reproduces many of the features of recent subpicosecond switching of ferromagnetic Co/Pt multilayers and provide simple practical rules for the design of materials via tailoring the electronic density of states to optimize spin vacuum control over magnetic order.

Highly efficient field-free switching of perpendicular yttrium iron garnet with collinear spin current.

Project description:Yttrium iron garnet, a material possessing ultralow magnetic damping and extraordinarily long magnon diffusion length, is the most widely studied magnetic insulator in spintronics and magnonics. Field-free electrical control of perpendicular yttrium iron garnet magnetization with considerable efficiency is highly desired for excellent device performance. Here, we demonstrate such an accomplishment with a collinear spin current, whose spin polarization and propagation direction are both perpendicular to the interface. Remarkably, the field-free magnetization switching is achieved not only with a heavy-metal-free material, Permalloy, but also with a higher efficiency as compared with a typical heavy metal, Pt. Combined with the direct and inverse effect measurements, we ascribe the collinear spin current to the anomalous spin Hall effect in Permalloy. Our findings provide a new insight into spin current generation in Permalloy and open an avenue in spintronic devices.
