Specifications of ZnO growth for heterostructure solar cell and PC1D based simulations.

ABSTRACT: This data article is related to our recently published article (Hussain et al., in press [1]) where we have proposed a new solar cell model based on n-ZnO as front layer and p-Si as rear region. The ZnO layer will act as an active n-layer as well as antireflection (AR) coating saving considerable processing cost. There are several reports presenting use of ZnO as window/antireflection coating in solar cells (Mansoor et al., 2015; Haq et al., 2014; Hussain et al., 2014; Matsui et al., 2014; Ding et al., 2014 [2], [3], [4], [5], [6]) but, here, we provide data specifically related to simultaneous use of ZnO as n-layer and AR coating. Apart from the information we already published, we provide additional data related to growth of ZnO (with and without Ga incorporation) layers using MOCVD. The data related to PC1D based simulation of internal and external quantum efficiencies with and without antireflection effects of ZnO as well as the effects of doping level in p-Si on current-voltage characteristics have been provided.

CdS sensitized 3D hierarchical TiO2/ZnO heterostructure for efficient solar energy conversion.

Project description:For conventional dye or quantum dot sensitized solar cells, which are fabricated using mesoporous films, the inefficient electron transport due to defects such as grain boundaries and surface traps is a major drawback. To simultaneously increase the carrier transport efficiency as well as the surface area, optimal-assembling of hierarchical nanostructures is an attractive approach. Here, a three dimensional (3D) hierarchical heterostructure, consisting of CdS sensitized one dimensional (1D) ZnO nanorods deposited on two dimensional (2D) TiO2 (001) nanosheet, is prepared via a solution-process method. Such heterstructure exhibits significantly enhanced photoelectric and photocatalytic H2 evolution performance compared with CdS sensitized 1D ZnO nanorods/1D TiO2 nanorods photoanode, as a result of the more efficient light harvesting over the entire visible light spectrum and the effective electron transport through a highly connected 3D network.

Preparation and Optoelectronic Characteristics of ZnO/CuO-Cu₂O Complex Inverse Heterostructure with GaP Buffer for Solar Cell Applications.

Project description:This study reports the optoelectronic characteristics of ZnO/GaP buffer/CuO-Cu₂O complex (COC) inverse heterostructure for solar cell applications. The GaP and COC layers were used as buffer and absorber in the cell structure, respectively. An energy gap widening effect and CuO whiskers were observed as the copper (Cu) layer was exerted under heat treatment for oxidation at 500 °C for 10 min, and arose from the center of the Cu₂O rods. For preparation of the 30 nm-thick GaP buffer by sputtering from GaP target, as the nitrogen gas flow rate increased from 0 to 2 sccm, the transmittance edge of the spectra demonstrated a blueshift form 2.24 to 3.25 eV. Therefore, the layer can be either GaP, GaNP, or GaN by changing the flow rate of nitrogen gas.

High Efficient Solar Cell Based on Heterostructure Constructed by Graphene and GaAs Quantum Wells.

Project description:Despite the fascinating optoelectronic properties of graphene, the power conversion efficiency (PCE) of graphene based solar cells remains to be lifted up. Herein, it is experimentally shown that the graphene/quantum wells/GaAs heterostructure solar cell can reach a PCE of 20.2% and an open-circuit voltage (Voc ) as high as 1.16 V at 90 K. The high efficiency is a result of carrier multiplication (CM) effect of graphene in the graphene/GaAs heterostructure. Especially, the external quantum efficiency (EQE) in the ultraviolet wavelength can be improved up to 72.2% based on the heterostructure constructed by graphene/In0.15 Ga0.85 As/GaAs0.75 P0.25 quantum wells/GaAs. The EQE increases as the light wavelength decreases, which indicates more carriers can be effectively excited by the higher energy photons through CM effect. Owing to these physical characters, the graphene/GaAs heterostructure solar cell will provide a possible way to exceed Shockley-Queisser (S-Q) limit.

Parameters Influencing the Growth of ZnO Nanowires as Efficient Low Temperature Flexible Perovskite-Based Solar Cells.

Project description:Hybrid organic-inorganic perovskite has proved to be a superior material for photovoltaic solar cells. In this work we investigate the parameters influencing the growth of ZnO nanowires (NWs) for use as an efficient low temperature photoanode in perovskite-based solar cells. The structure of the solar cell is FTO (SnO₂:F)-glass (or PET-ITO (In₂O₃·(SnO₂) (ITO)) on, polyethylene terephthalate (PET)/ZnAc seed layer/ZnO NWs/CH₃NH₃PbI₃/Spiro-OMeTAD/Au. The influence of the growth rate and the diameter of the ZnO NWs on the photovoltaic performance were carefully studied. The ZnO NWs perovskite-based solar cell demonstrates impressive power conversion efficiency of 9.06% on a rigid substrate with current density over 21 mA/cm². In addition, we successfully fabricated flexible perovskite solar cells while maintaining all fabrication processes at low temperature, achieving power conversion efficiency of 6.4% with excellent stability for over 75 bending cycles.

Efficient Reduction Photocatalyst of 4-Nitrophenol Based on Ag-Nanoparticles-Doped Porous ZnO Heterostructure.

Project description:Oxide-supported Ag nanoparticles have been widely reported as a good approach to improve the stability and reduce the cost of photocatalysts. In this work, a Ag-nanoparticles-doped porous ZnO photocatalyst was prepared by using metal-organic frameworks as a sacrificial precursor and the catalytic activity over 4-nitrophenol was determined. The Ag-nanoparticles-doped porous ZnO heterostructure was evaluated by UV, XRD, and FETEM, and the catalytic rate constant was calculated by the change in absorbance value at 400 nm of 4-nitrophenol. The photocatalyst with a heterogeneous structure is visible, light-responsive, and beneficial to accelerating the catalytic rate. Under visible light irradiation, the heterostructure showed excellent catalytic activity over 4-nitrophenol due to the hot electrons induced by the localized surface plasmon resonance of Ag nanoparticles. Additionally, the catalytic rates of 4 nm/30 nm Ag nanoparticles and porous/nonporous ZnO were compared. We found that the as-prepared Ag-nanoparticles-doped porous ZnO heterostructure catalyst showed enhanced catalytic performance due to the synergetic effect of Ag nanoparticles and porous ZnO. This study provides a novel heterostructure photocatalyst with potential applications in solar energy and pollutant disposal.

Numerical assessment of optoelectrical properties of ZnSe-CdSe solar cell-based with ZnO antireflection coating layer.

Project description:In this work, a numerical assessment of the optoelectrical properties of the ZnO-ZnSe-CdSe heterojunction for a thin and cost-effective solar cell was made by using the PC1D simulation software. The photovoltaic (PV) properties have been optimized by varying thicknesses of the absorber layer of the p-CdSe layer, the window layer of n-ZnSe, and the antireflection coating (ARC) layer of ZnO, a transparent conductive oxide with enhanced light trapping, and wide bandgap engineering. There is a positive conduction band offset (CBO) of ΔEc = 0.25 eV and a negative valence band offset (VBO) of ΔEv = 1.2 - 2.16 = - 0.96 eV. The positive CBO prevents the flow of electrons from the CdSe to the ZnSe layer. Further, the impact of doping concentration on the performance of solar cells has been analyzed. The simulation results reveal the increase in the efficiency of solar cells by adding an ARC. The rapid and sharp increase in the efficiency with the thickness of the window layer beyond 80 nm is interesting, unusual, and unconventional due to the combined effect of morphology and electronics on a macro-to-micro scale. The thin-film solar cell with the structure of ZnO/ZnSe/CdSe exhibited a high efficiency of 11.98% with short-circuit current (Isc) = 1.72 A, open-circuit voltage (Voc) = 0.81 V and fill factor (FF) = 90.8% at an optimized thickness of 2 μm absorber layer, 50 nm window layer, and 78 nm ARC layer. The EQE of solar cells has been observed at about 90% at a particular wavelength at 470 nm (visible light range). Around 12% of efficiency from such a thin-layered solar cell is highly applicable.

Interface designed MoS2/GaAs heterostructure solar cell with sandwich stacked hexagonal boron nitride.

Project description:MoS2 is a layered two-dimensional semiconductor with a direct band gap of 1.8 eV. The MoS2/bulk semiconductor system offers a new platform for solar cell device design. Different from the conventional bulk p-n junctions, in the MoS2/bulk semiconductor heterostructure, static charge transfer shifts the Fermi level of MoS2 toward that of bulk semiconductor, lowering the barrier height of the formed junction. Herein, we introduce hexagonal boron nitride (h-BN) into MoS2/GaAs heterostructure to suppress the static charge transfer, and the obtained MoS2/h-BN/GaAs solar cell exhibits an improved power conversion efficiency of 5.42%. More importantly, the sandwiched h-BN makes the Fermi level tuning of MoS2 more effective. By employing chemical doping and electrical gating into the solar cell device, PCE of 9.03% is achieved, which is the highest among all the reported monolayer transition metal dichalcogenide based solar cells.

Solvent assisted evolution and growth mechanism of zero to three dimensional ZnO nanostructures for dye sensitized solar cell applications.

Project description:We report the structural engineering of ZnO nanostructures by a consistent solution method using distinct solvents such as ethylene glycol, 1-butanol, acetic acid and water. The growth kinetics are found to depend strongly on the physicochemical properties of the solvent and zeta potential of the colloidal solution. Furthermore, the resulting nanostructures as a photoanode material, displayed a prominent structure dependent property in determining the efficiency of dye-sensitized solar cells (DSSCs). The fabricated solar cell with ZnO nanostructures based photoanode exhibited improved conversion efficiency. Moreover, the nanoflower based DSSCs showed a higher conversion efficiency of 4.1% compared to the other structures. The excellent performance of ZnO nanoflower is attributed to its better light-harvesting ability and increased resistance to charge-recombination. Therefore ZnO nanostructures can be a promising alternative for TiO2 in DSSCs. These findings provide new insight into the simple, low cost and consistent synthetic strategies for ZnO nanostructures and its outstanding performance as a photoanode material in DSSCs.

ZnO-nanorods/graphene heterostructure: a direct electron transfer glucose biosensor.

Project description:ZnO-nanorods/graphene heterostructure was synthesized by hydrothermal growth of ZnO nanorods on chemically reduced graphene (CRG) film. The hybrid structure was demonstrated as a biosensor, where direct electron transfer between glucose oxidase (GOD) and electrode was observed. The charge transfer was attributed to the ZnO nanorod wiring between the redox center of GOD and electrode, and the ZnO/graphene heterostructure facilitated the transport of electrons on the hybride electrode. The glucose sensor based on the GOD-ZnO/CRG/Pt electrode had a high sensitivity of 17.64 μA mM(-1), which is higher than most of the previously reported values for direct electron transfer based glucose biosensors. Moreover, this biosensor is linearly proportional to the concentration of glucose in the range of 0.2-1.6 mM. The study revealed that the band structure of electrode could affect the detection of direct electron transfer of GOD, which would be helpful for the design of the biosensor electrodes in the future.

Photoactive ZnO Materials for Solar Light-Induced CuxO-ZnO Catalyst Preparation.

Project description:In this work, the solar light-induced redox photoactivity of ZnO semiconductor material was used to prepare CuxO-ZnO composite catalysts at room temperature with a control of the chemical state of the copper oxide phase. Cu₂(I)O-ZnO and Cu(II)O-ZnO composite catalysts were prepared by using Cu(acac)₂ in tetrahydrofuran-water and Cu(NO₃)₂ in water as metallic precursor, respectively. Prior to the implementation of the photon-assisted synthesis method, the most efficient photoactive ZnO material was selected from among different ZnO materials prepared by the low temperature polyol and precipitation methods with carbonates and carbamates as precipitation agents. The photocatalytic degradation of the 4-chlorophenol compound in water under simulated solar light was taken as a model reaction. The ZnO support materials were characterized by X-ray diffraction (XRD), surface area and porosimetry measurements, thermogravimetric analysis (TGA), scanning electron microscopy (SEM) and transmission electron microscopy (TEM), and the synthesis method strongly influenced their photoactivity in terms of 4-chlorophenol degradation and of total organic carbon removal. The most photoactive ZnO material was prepared by precipitation with carbonates and calcined at 300 °C, benefitting from a high specific surface area and a small mean crystallite size for achieving a complete 4-chlorophenol mineralization within 70 min of reaction, with minimum Zn2+ released to the solution. Besides thermal catalysis applications, this work has opened a new route for the facile synthesis of Cu₂O-ZnO heterojunction photocatalysts that could take place under solar light of the heterojunction built between the p-type semi-conductor Cu₂O with direct visible light band gap and the ZnO semiconductor phase.
