The mechanism for the reaction of trimethylaluminum (TMA, Al(CH<sub>3</sub>)<sub>3</sub>) with ozone (O<sub>3</sub>) was investigated in detail using density functional theory calculations to understand the atomic layer deposition processes that form aluminum oxide surfaces.
