Photo-oscillations in MgZnO/ZnO heterostructures.

ABSTRACT: We theoretically examine the characteristics of microwave-induced magnetoresistance (MIRO) and photovoltage oscillations in MgZno/ZnO heterostructures. We demonstrate that both kind of oscillations, although described with different physical properties, are intimately related sharing the same physical origin. We use the radiation driven electron orbit model showing that the interplay of radiation driven swinging Landau orbits and the scattering processes are at the heart of the oscillations in both scenarios. Thus, our simulations show that all photo-oscillations present the main features of MIRO: they are periodic with the inverse of the magnetic field and the oscillations minima are 1/4 cycle shifted.

Project description:The inherently complex chemical and crystallographic nature of oxide materials has suppressed the purities achievable in laboratory environments, obscuring the rich physical degrees of freedom these systems host. In this manuscript we provide a systematic approach to defect identification and management in oxide molecular beam epitaxy grown MgZnO/ZnO heterostructures which host two-dimensional electron systems. We achieve samples displaying electron mobilities in excess of 1 × 10(6) cm(2)/Vs. This data set for the MgZnO/ZnO system firmly establishes that the crystalline quality has become comparable to traditional semiconductor materials.

Radiative recombination of confined electrons at the MgZnO/ZnO heterojunction interface.

Project description:We investigate the optical signature of the interface in a single MgZnO/ZnO heterojunction, which exhibits two orders of magnitude lower resistivity and 10 times higher electron mobility compared with the MgZnO/Al2O3 film grown under the same conditions. These impressive transport properties are attributed to increased mobility of electrons at the MgZnO/ZnO heterojunction interface. Depth-resolved cathodoluminescence and photoluminescence studies reveal a 3.2 eV H-band optical emission from the heterointerface, which exhibits excitonic properties and a localization energy of 19.6 meV. The emission is attributed to band-bending due to the polarization discontinuity at the interface, which leads to formation of a triangular quantum well and localized excitons by electrostatic coupling.

Photo-thermionic effect in vertical graphene heterostructures.

Project description:Finding alternative optoelectronic mechanisms that overcome the limitations of conventional semiconductor devices is paramount for detecting and harvesting low-energy photons. A highly promising approach is to drive a current from the thermal energy added to the free-electron bath as a result of light absorption. Successful implementation of this strategy requires a broadband absorber where carriers interact among themselves more strongly than with phonons, as well as energy-selective contacts to extract the excess electronic heat. Here we show that graphene-WSe2-graphene heterostructure devices offer this possibility through the photo-thermionic effect: the absorbed photon energy in graphene is efficiently transferred to the electron bath leading to a thermalized hot carrier distribution. Carriers with energy higher than the Schottky barrier between graphene and WSe2 can be emitted over the barrier, thus creating photocurrent. We experimentally demonstrate that the photo-thermionic effect enables detection of sub-bandgap photons, while being size-scalable, electrically tunable, broadband and ultrafast.

Photo-supercapacitors based on nanoscaled ZnO.

Project description:In this study, zinc oxide (ZnO) powders in two different morphologies, nanowire (NW) and nanoflower (NF), have been synthesized by the hydrothermal method. The eligibility of the pristine ZnO nanopowders as a photo-active material has been revealed by designing P-SC devices via the facile drop-casting method on both glass and plastic substrates in large-area applications. The impact of physical properties and especially defect structures on photo-supercapacitor (P-SC) performance have been explored. Although the dark Coulombic efficiency (CE%) of both NW and NF-based P-SC were very close to each other, the CE% of NW P-SC increased 3 times, while the CE% of NF P-SC increased 1.7 times under the UV-light. This is because the charge carriers produced under light excitation, extend the discharge time, and as confirmed by electron paramagnetic resonance, photoluminescence, and transmission electron microscopy analyses, the performance of P-SCs made from NF powders was relatively low compared to those produced from NW due to the high core defects in NF powders. The energy density of 78.1 mWh kg-1 obtained for NF-based P-SCs is very promising, and the capacitance retention value of almost 100% for 3000 cycles showed that the P-SCs produced from these materials were entirely stable. Compared to the literature, the P-SCs we propose in this study are essential for new generation energy storage systems, thanks to their ease of design, adaptability to mass production for large-area applications, and their ability to store more energy under illumination.

Epitaxially Integrated Hierarchical ZnO/Au/SrTiO3 and ZnO/Ag/Al2O3 Heterostructures: Three-Dimensional Plasmo-Photonic Nanoarchitecturing.

Project description:In this study, we fabricated three-dimensional (3D) hierarchical plasmo-photonic nanoarchitectures by epitaxially integrating semiconducting zinc oxide (ZnO) nanowires with vertically oriented plasmonic gold (Au) and silver (Ag) nanoplatforms and investigated their growth mechanisms in detail. We synthesized 3D hierarchical Au-ZnO nanostructures via a vapor-solid mechanism leading to the epitaxial growth of ZnO nanowires on vertically oriented single-crystalline Au nanowires on a strontium titanate (SrTiO3) substrate. The elongated half-octahedral Au nanowires with a rhombus cross-section were transformed into thermodynamically stable elongated cuboctahedral Au nanowires with a hexagonal cross-section during the reaction. After the transformation, ZnO thin films with six twinned domains were formed on the side planes of the elongated cuboctahedral Au nanowire trunks, and six ZnO nanowire branches were grown on the ZnO thin films. Further, 3D hierarchical Ag-ZnO nanostructures were obtained via the same vapor-solid mechanism leading to the epitaxial growth of ZnO nanowires on vertically oriented Ag nanoplates on an aluminum oxide (Al2O3) substrate. Therefore, the growth mechanism developed herein can be generally employed to fabricate 3D hierarchical plasmo-photonic nanoarchitectures.

Ag-Coated Heterostructures of ZnO-TiO₂/Delaminated Montmorillonite as Solar Photocatalysts.

Project description:Heterostructures based on ZnO-TiO₂/delaminated montmorillonite coated with Ag have been prepared by sol-gel and photoreduction procedures, varying the Ag and ZnO contents. They have been thoroughly characterized by XRD, WDXRF, UV-Vis, and XPS spectroscopies, and N₂ adsorption, SEM, and TEM. In all cases, the montmorillonite was effectively delaminated with the formation of TiO₂ anatase particles anchored on the clay layer's surface, yielding porous materials with high surface areas. The structural and textural properties of the heterostructures synthesized were unaffected by the ZnO incorporated. The photoreduction led to solids with Ag nanoparticles decorating the surface. These materials were tested as photocatalysts for the degradation of several emerging contaminants with different nitrogen-bearing chemical structures under solar light. The catalysts yielded high rates of disappearance of the starting pollutants and showed quite stable performance upon successive applications.

Controlled Fabrication of Quality ZnO NWs/CNTs and ZnO NWs/Gr Heterostructures via Direct Two-Step CVD Method.

Project description:A novel and advanced approach of growing zinc oxide nanowires (ZnO NWs) directly on single-walled carbon nanotubes (SWCNTs) and graphene (Gr) surfaces has been demonstrated through the successful formation of 1D-1D and 1D-2D heterostructure interfaces. The direct two-step chemical vapor deposition (CVD) method was utilized to ensure high-quality materials' synthesis and scalable production of different architectures. Iron-based universal compound molecular ink was used as a catalyst in both processes (a) to form a monolayer of horizontally defined networks of SWCNTs interfaced with vertically oriented ZnO NWs and (b) to grow densely packed ZnO NWs directly on a graphene surface. We show here that our universal compound molecular ink is efficient and selective in the direct synthesis of ZnO NWs/CNTs and ZnO NWs/Gr heterostructures. Heterostructures were also selectively patterned through different fabrication techniques and grown in predefined locations, demonstrating an ability to control materials' placement and morphology. Several characterization tools were employed to interrogate the prepared heterostructures. ZnO NWs were shown to grow uniformly over the network of SWCNTs, and much denser packed vertically oriented ZnO NWs were produced on graphene thin films. Such heterostructures can be used widely in many potential applications, such as photocatalysts, supercapacitors, solar cells, piezoelectric or thermal actuators, as well as chemical or biological sensors.

Fabrication of Hierarchical ZnO@NiO Core-Shell Heterostructures for Improved Photocatalytic Performance.

Project description:ZnO@NiO core-shell heterostructures with high photocatalytic efficiency and reusability were prepared via electrochemical deposition on carbon fiber cloth substrates. Their photocatalytic properties were investigated by measuring the degradation of rhodamine B and methyl orange (MO) under ultraviolet light irradiation. The photodegradation efficiency of the ZnO@NiO heterostructures toward both dyes was better than those of the pure ZnO nanorods and NiO nanosheets. The higher performance could be attributed to the formation of p-n heterojunction between ZnO and NiO. Especially, the ZnO@NiO heterostructure formed upon deposition of NiO for 10 min degraded 95% of MO under ultraviolet light irradiation for 180 min. The high photodegradation efficiency of the ZnO@NiO heterostructures was also attributed to the high separation efficiency of photogenerated carriers, as confirmed by the higher photocurrent of the ZnO@NiO heterostructures (eightfold) when compared with that of the pure ZnO nanorods. Moreover, the high photodegradation efficiency of the ZnO@NiO heterostructures was maintained over three successive degradation experiments and decreased to 90% after the third cycle.

Polarization-dependent interfacial coupling modulation of ferroelectric photovoltaic effect in PZT-ZnO heterostructures.

Project description:Recently, ferroelectric perovskite oxides have drawn much attention due to potential applications in the field of solar energy conversion. However, the power conversion efficiency of ferroelectric photovoltaic effect currently reported is far below the expectable value. One of the crucial problems lies in the two back-to-back Schottky barriers, which are formed at the ferroelectric-electrode interfaces and blocking most of photo-generated carriers to reach the outside circuit. Herein, we develop a new approach to enhance the ferroelectric photovoltaic effect by introducing the polarization-dependent interfacial coupling effect. Through inserting a semiconductor ZnO layer with spontaneous polarization into the ferroelectric ITO/PZT/Au film, a p-n junction with strong polarization-dependent interfacial coupling effect is formed. The power conversion efficiency of the heterostructure is improved by nearly two orders of magnitude and the polarization modulation ratio is increased about four times. It is demonstrated that the polarization-dependent interfacial coupling effect can give rise to a great change in band structure of the heterostructure, not only producing an aligned internal electric field but also tuning both depletion layer width and potential barrier height at PZT-ZnO interface. This work provides an efficient way in developing highly efficient ferroelectric-based solar cells and novel optoelectronic memory devices.
